Abstract: ECMPprovidesgreater control capabilitiescomparedtoCMPprocesses， andamultizone
cathodeallowsforprecisecontrol overwithin-waferuniformities. Marathonrunsshowabilitytoextend
thelifeof systemconsumablepartswhilemaintainingprocessspecifications. Anend-point algorithm
can accept feedforward data to adjust recipes and significantly reduce within-wafer topographic
variation.
